We report low-noise amplifier modules in the WR4 waveguide band using 35 nm InP HEMT MMIC LNA chips mounted with 3 mil thick low-loss quartz probes. The amplifiers discussed in this paper demonstrate a record 600K noise (4.8 dB) at 220 GHz and 700K (5.2 dB) noise at 240 GHz. The results propose that hybrid quartz probes with short wire bonds for packaging MMIC LNAs is a viable, cost-effective alternative when compared to high dielectric constant integrated E-plane probes in this frequency range.
